Abstract

We experimentally verify the bandwidth and extinction ratio performance of electroabsorption modulators predicted from our simulation. Modulators with bandwidth exceeding 40 GHz for < 2V DC bias have been demonstrated in InGaAsP/InGaAsP multiple quantum wells.
