Abstract

We report a 1.0 Vpp push-pull driven Mach-Zehnder modulator with an n-i-n heterostructure fabricated on an InP substrate. We achieved a 100 km transmission through single-mode fiber (SMF) at 10 Gbit/s with a power penalty of less than 1.5 dB.
