Abstract

Ge waveguide photodetectors with dimension of 7.4pm × 50pm and 4.4pm × 100pm demonstrated optical bandwidth of 31.3 GHz and 29.4GHz, responsivity of 0.89A/W and 1.16A/W at 1550nm, and 40Gb/s open eye diagrams at −2V.
