1.3μm Hybrid Silicon Electroabsorption Modulator with Bandwidth beyond 67 GHz

Abstract

Hybrid silicon electroabsorption modulators with bandwidth over 67GHz have been demonstrated for 1.3μm transmission. An eye diagram measured after 16km transmission shows a 9.4dB dynamic extinction ratio at 50Gb/s with a 2.2Vpp drive voltage.
