Regrowth-Free 1.3μm Directly Modulated DBR Lasers Based on Inverted Trapezoid High-Order Surface-Gratings

Abstract

We demonstrate 1.3 μm regrowth-free directly-modulated DBR lasers based on Inverted-Trapezoid high-order slotted surface-gratings. The laser fabricated by standard photolithography exhibited a threshold current ~10 mA, SMSR ~50 dB, 3-dB bandwidth ~14 GHz, and RIN<-140dB/Hz.
