Abstract
Low-loss optical fibers have1,2 an attenuation window in the spectral range between 1,0 and 1,1μm and the lowest attenuation of ~1 to 2 dB/km in the vicinity of 1.06μm, Light emitting diodes (LED's) with high external quantum efficiencies, high radiant output intensities and high modulation rate capabilities at 300°K, in this spectral range, are needed for implementing fiber optic communication systems. The ternary alloy system Inx Ga1-xAs is useful for this purpose because the fundamental energy bandgap is direct over the entire composition range and extends from 0.36 to 1.42eV (0.9 to 3.4μm in wavelength).
