Abstract
Recently differential pairs of PnpN optical thyristors have been developed for use within optical computing architectures [1]. These emitter-receiver elements have a fast turn-on and turn-off time (10 nsec) together with high sensitivity (50 fJ absorbed optical switching energy). A relatively simple fabrication process allows large arrays (16 x 16) of these devices to be constructed with a pitch of 50 μm.
