Picosecond carrier transport in quantum well lasers

Abstract

For twenty years, the dynamics of bulk semi- conductor lasers have been primarily described in terms of a set of coupled rate equations for the electron and photon densities. The high speed characteristics of bulk semiconductor Lasers were primarily limited by the intrinsic limit of the relaxation oscillation frequency, the geometric mean of the stimulated electron and photon lifetimes. The laser response is also limited by extrinsic effects such as the series electrical resistance and parasitic capacitance of the current confining structure and bonding pad.
