Abstract

Recent theoretical calculations1 have shown that transient changes in the carrier distribution functions of semiconductor micro lasers can be taken advantage of to obtain ultrafast switching–much faster than is to be expected from the usual rate equations. Here we report the experimental observation of this novel switching phenomenon.
