Ultrafast Carrier Dynamics in Tunneling Injection Quantum Dot Lasers

Abstract

We have performed differential transmission spectroscopy measurements on tunneling-injection quantum dot lasers and directly measured a temperature-independent tunneling time of ~2ps. Rate equations using measured parameters gave an excellent fit to actual device performance.
