Ultrafast GaAs/AlGaAs Traveling Wave Electrooptic Modulators

Abstract

GaAs/AlGaAs electro-optic modulators with 3 dB electrical bandwidths in excess of 40 GHz are fabricated using slow wave coplanar line electrodes. Significant drive voltage reduction and adjustable chirp operation without bandwidth degradation are possible utilizing substrate removal techniques.
