Dynamics of Semiconductor Quantum Well Laser under Sub-Terahertz Electrical Field Modulation

Abstract

Dynamic simulations are presented for GaAs quantum well laser under inplane sub-terahertz electric field modulation. The active medium is described by a hydrodynamic model including nonlinear optical gain and plasma heating. Optimization schemes are discussed for future ultrafast optoelectronic applications.
