Response time and linearity of inversion layer silicon photodiodes

Abstract

Available inversion layer photodiodes become nonlinear at wavelengths greater than ∼650 nm because of recombination in the bulk region. This recombination is shown to have a large effect on the photodiode response time and to be strongly dependent on the incident photon flux density rather than the induced photocurrent. The consequences for linearity calibration are discussed.
