Characteristics of a High Solar Conversion Efficiency Gallium Arsenide p-n Junction

Abstract

The characteristics of high-efficiency gallium arsenide solar cells are reported. Their open-circuit voltage is commonly greater than 0.8 v and the short-circuit current density collected is about one-half that calculated on the basis of absorbed photons. The temperature coefficient for maximum power operation is −0.0036/°C. Both spectral emissivity and spectral response are reported.
