Abstract
The quest for an infrared laser based on intersubband transitions in quantum wells (QW) has intensified in recent years following the pioneering paper of Kazarinov and Suris1 and the far-infrared low-temperature (10 K) luminescence experiments of Helm et al.2 In this paper we report the first demonstration of field-tuned electroluminescence at room temperature associated with intersubband transitions in the mid ir.
