Absorption saturation mechanism in shortperiod superlattice optical modulators

Abstract

In recent years, absorption saturation mechanisms have been actively investigated in multiple quantum wells (MQW) in relation to carrier escape processes.1 However, there have been few reports on carrier transport processes and on absorption saturation mechanisms in thin-barrier superlattices (SLs) under high intensity optical excitation. In this letter, absorption saturation mechanism is studied in short-period superlattices (SPSLs). We have found a novel carrier transport process caused by electric field screening by the photo-generated space charge of remaining holes due to effective mass filtering.
