Nonlinear Gain Factor of 1.26μm GaInNAs-based SQW Lasers

Abstract

The nonlinear gain factor of 1.26μm GaInNAs-based SQW laser, that includes small amount of Sb to improve the crystalline-quality, was investigated for the first time. GaInNAs-based lasers have the extremely large differential gain of 1.06x10-15 cm2 in spite of the single-QW lasers; however, at the same time, the lasers have the enormously large nonlinear gain factor of 9x10-17cm3.
