Abstract
Room temperature operation of GaAs/GaAlAs heterostructure injection lasers with curved stripe waveguides is reported. Because of the curved gain-induced waveguide, a stable transverse mode pattern is achieved, and undesirable non-linearities (kinks)1-3 in the output power vs. pump current characteristic are eliminated. For example, curved stripe lasers (10 μm wide stripe) emitted up to 110 mW/facet before kinking. Moreover, these lasers are free of undesirable relaxation oscillations4,3 when operated under pulsed conditions. The curved stripe geometry also provides a simple means for fabricating a variety of new injection laser geometries such as directional couplers and 3db beam splitters for integrated optical device applications.
