Abstract
InGaAdP/InP lasers have been considered promising light sources for fiber-optic communication systems. Recent reliability studies1-5 have shown that these lasers have strong resistance to degradation modes such as DLDs,6 facet damage,6 and self-pulsations6 often observed in (AlGa)As/GaAs lasers. However, not much data on accelerated aging of InGaAsP/InP lasers have been reported, and their ultimate lifetimes are unknown. The strong temperature dependence of the threshold current of InGaAsP/InP lasers is a major obstacle in obtaining the activation energy from the temperature dependence of degradation.5
