Abstract
InGaAsP 1.3μm LEDs are important light sources for optical communication systems. High-speed LEDs which enable several hundred Mbit/sec transmission1–3 are especially attractive alternatives to laser diodes in intermediate-range transmission systems, such as local area networks. Using heavily Zn-doped InGaAsP 1.3-μm surface emitting LEDs, the authors have previously achieved 500- Mbit/sec 2.7-km transmission,3 which is comparable with laser-based system transmission rates. Light sources often limit system reliability. For InGaAsP LEDs, low- or intermediate-speed LEDs which have an undoped active layer and are usually operated at a low-current density have been shown to be highly reliable with predicted lives of >107-108 h at 60°C.4,5However, no comprehensive reliability studies on high-speed LEDs have been reported. This paper reports highly reliable high-speed InGaAsP 1.3-μm surface-emitting LEDs with predicted lives of > 108hat50°C.
