Abstract
Mode-locked semiconductor lasers are needed for fiber-optic communication systems using external modulation and for time division multiplexing. Active mode locking of semiconductor lasers has produced pulses as short as 4.6 ps.1,2 Previous to the work reported here, shorter pulses have only been demonstrated with additional pulse shaping mechanisms such as saturable absorbers made from damaged or multiple-quantum-well material.3,4 With a combination of active and passive mode-locking schemes, trains of pulses as short as 0.65 ps have been obtained,3 and external pulse compression of passively mode-locked lasers has yielded pulses as short as 0.83 ps.4
