Abstract
Low-dimensional semiconductor heterostructures have attracted considerable attention recently because of their interesting physics and potential device applications. Experimental investigation of the optical properties of these structures, however, has been limited so far to studies of spontaneous emission at low temperatures. Here we report the first observation of stimulated emission in quasi one-dimensional semiconductor quantum wires. Our structures were realized using a novel lateral patterning technique^ which results in near ideal quantum wire interfaces. The demonstration and investigation of stimulated emission in quantum wire heterostructures adds an important aspect to the study of low-dimensional systems and opens new directions in the field of semiconductor lasers.
