Electrical Soliton Devices as >100 GHz Signal Sources

Abstract

We report a GaAs device which with 39 GHz and 490 mW input, generates 33 mW at 117 GHz, and 2.8 mW at 156 GHz using electrical soliton propagation. This device will serve as a signal source for ultrafast electronics.
