Abstract

The modulation bandwidth of conventional asymmetric Fabry-Perot (ASFP) reflection modulator1-3 is limited by the optical thickness of the MQWs cavity which is usually 1 μητι thick due to the limited amount of absorption change. In order to increase the modulation bandwidth, we demonstrated a new device with a short (X/2) AlGaAs cavity and an active back mirror containing one MQWs layer.
