CW Operation of Selectively Oxidized Vertical-Cavity Surface-Emitting Lasers from -80°C to 130°C

Abstract

The use of selectively oxidized layers as current aperture for vertical-cavity surface-emitting lasers (VCSELs) has drastically improved device performance[1]. We report on high wallplug efficiency (32%). high output power (16mW), and wide temperature (-80°C to 120°C) cw operation of oxidized VCSELs.
