Abstract
Long-wavelength VCSELs are of great interest because of advantages such as on-chip testing, packaging, high coupling efficiency and potential low-cost fabrication for future high-capacity fiber optical communication systems. All-monolithic structures are most attractive for the critical requirement such as the full-wafer processing and high reliability. Recently, there have been a few demonstrations on the pulsed electrical operation in all-monolithic InAlGaAs/InAlAs systems [1,2].
