Bandwidth broadening from vertical strain coupling effect in chirped stacked InAs/InGaAsP quantum dash lasers

Abstract

In chirped structures with multiple layers of different size quantum dash stacks, different stacking sequences change the gain bandwidth of the active region due to the presence of non-uniformly distributed vertical strain coupling effects. In this paper, two chirped structure single-section Fabry-Perot lasers consisting of five layers of Qdash of different heights (from 1.2 nm to 2.4 nm) stacked in ascending and descending sequences, respectively, were designed. The bright exciton energies of target Qdash in each active region layer were analyzed by an 8-band k-p model with considering strain and piezoelectric effect. In addition, the time-domain traveling wave method was used to analyze the characteristics of the output bandwidth of the chirped structured Qdash Fabry-Perot mode lock laser. For better comparison, single-layer unstacked Qdash of different heights were also calculated for use as a baseline. For the detailed model and parameters, the setting sees our previous works [1], [2]
