Buried-Heterostructure DFB Lasers

Abstract

Distributed-feedback(DFB) injection lasers are attractive for their capability of single longitudinal mode operation and monolithic integration. Double-heterostructure(DH) lasers with corrugated active regions were fabricated to obtain the laser oscillation at low temperatures. In this structure, however, the corrugated hetero-boundary acted as a carrier sink, thus increasing the threshold current density of DFB lasers.
