Vertical-cavity surface-emitting microlasers

Abstract

Vertical-cavity surface-emitting lasers1-5 are generating much interest because of their geometric suitability for forming two-dimensional arrays and their potential for achieving ultra-low thresholds. Here, we report on electrically driven vertical-cavity microlasers (µlasers) which have transverse dimensions of a few micrometers and active material lengths of a few hundred angstroms. The small volumes are a key factor in achieving low thresholds.
