Intervalley Scattering in Direct Gap Al0.48 Ga0.52 As Alloys

Abstract

We measured the recovery time of the bleaching in Al0.48 Ga0.52As alloy. For this composition the material has an indirect band gap. The bleaching recovers with a time constant of 80 fs. Despite of its technological importance this alloy has not been studied in the indirect gap with femtosecond spectroscopy. We attribute this ultrafast recovery to electronic intervalley transfer between electrons excited at the bottom of the Γ valley to states down at the X valley.
