Abstract

The problem of interpreting images produced by microscopy is not new, but recent applications in optical inspection of VLSI wafers pose some interesting new questions. In this case, it is essential to understand the physics of the image formation so that sensible algorithms that are insensitive to noise can be developed for automated quality control.
