Diode lasers with integrated beam deflectors provide emission perpendicular to a wafer surface. Special technology for forming the laser facets and the deflectors has yielded high-efficiency high-power arrays of such lasers at 0.81μm in AlGaAs/GaAs and at 1.3μm in GaInAsP/InP.
