A Study of Exciton and Carrier Dynamics and a Demonstration of One-Picosecond Optical NOR Gate Operation of a GaAs-AlGaAs Device

Abstract

We report the first time-resolved observation of a GaAs-AlGaAs multiple-quantum-well (MQW) optical NOR gate. The ≃ 1-ps speed of this room-temperature nonlinear etalon is the fastest for such a low-power optical logic device. About 100-fJ/μm2 energy per unit area was used for the logic operation.
