Abstract

There is an increasing interest in optical information processing and optical computing. In the fields, various optical functional devices such as a photonic switch and an optical amplifier are greatly demanded. Thus far, we have demonstrated that these optical functional devices can be achieved by the vertical and direct integration of electronic and optical devices such as a heterojunction phototransistor (HPT) and a light-emitting diode (LED).[1,2] Since the optical device at the output side was an LED, the optical gain and the output power were small. To improve the optical gain, a laser diode (LD) must be utilized for the optical device. Furthermore, the additional attractive features due to the lasing oscillation can be expected.
