Spatially-resolved low-temperature photolumirnescence in GaInP2

Abstract

The spontaneous long range ordering observed in the ternary III-V semiconductor alloy GaxInix,P (x ≅0.52; written for the sake of simplicity as GalnP2) manifests itself as a monolayer superlattice of the alternating layers Ga(1+η,)/2In(1−η)/2P/Ga(1−η)/2In(1+η)/2P, where η, known as the order parameter, can vary between 0 and 1.
