Abstract

Recent developments in picosecond optoelectronic techniques make it possible to measure the frequency response of solidstate electronic devices at frequencies beyond 60 GHz.1 In this presentation we report on the fabrication of optoelectronic switches for the generation of picosecond electrical pulses, including the proper implantation parameters for various pulse widths and amplitudes. Picosecond pulse propagation on microstrip lines, and the use of the pulses to measure the frequency response of GaAs FETs is also discussed.
