Abstract
AlGaAs distributed feedback (DFB) lasers emitting around 0.8 µm have great potential in optical communication systems and for making optical measurements. We have recently developed a highly reliable AlGaAs DFB laser (λ=0.88 µm) using the MOCVD growth technique.1 This laser has a very low threshold current of ~25 mA, and it exhibits stable single-mode oscillation up to an output power of 10 mW with a side mode suppression ratio of more than 30 dB (see Fig. 1). We demonstrate the high speed transmission capability and long coherence length of our AlGaAs DFB laser.
