Abstract

New type of high speed tunable devices, based on heating of semiconductor free carries by electric field is elaborated for control of radiation flows in millimeter and submillimeter wave ranges [1-2]. High fast-acting and possibility of amplitude-phase tuning stipulate this technique application for decision of actual tasks in optics and laser physics in far IR-range.
