Abstract
We described the enhancement of second-harmonic generation in mid-infrared quantum cascade lasers by supersymmetric quantum mechanics with band nonparabolicity incorporated. Simulation results demonstrate a much higher gain and linear-to-nonlinear conversion efficiency in the optimized structure.
