Abstract

We report on band-gap renormalization and space-charge effects in type II GaAs/AlAs superlattices (SLs) grown on (100) and (311) GaAs substrates by MBE. The (311) SLs show a corrugation at the heterointerface, leading to a quantum-wellwire structure with significant one-dimensional properties.1
