Quantum-Confined Electron-Hole Droplets

Abstract

We report on the first experimental observation of the liquid phase of a quantum-confined electron-hole system. A fog of small electronhole droplets (EHD) is generated by picosecond laser excitation in a type-II GaAs/AlAs short-period quantum-well wire superlattice (see inset of Fig. 2) which is directly grown[1] by molecular-beam epitaxy on a (311 )A GaAs surface with high surface energy. We give strong evidence of the condensation of the electron-hole plasma into droplets by verification of the characteristic criteria (see Refs.[2-4]) for the presence of a liquid phase in photoluminescence experiments.
