Abstract

Optical anisotropy of Quantumwires based on two dimensional quantum size effect was investigated for GaInP/AlInP compressive strain multi-quantum-wire lasers. Furthermore, a very low threshold current density of 257A/cm2 was obtained under room temperature pulsed condition.
