Polarization Insensitive and High Efficient Tensile Strained InGaAsP MQW Ridge Waveguide Electroabsorption Modulator

Abstract

This paper reports on InGaAsP/InGaAsP tensile strained MQW EA modulators with very low TE/TM polarization sensitivities of 0.3 dB upto a high extinction ratio of 15 dB for a wide wavelength range of 1550-1570 nm. The highest modulation efficiency of 35 GHz/V was also obtained.
