Thermal Analysis of Double-Heterostructure Lasers Using Finite Elements

Abstract

It is well known that the reliability of double-heterostructure lasers is strongly affected by the junction temperature rise in the active region. This paper presents numerical estimates of this temperature rise, and associated thermal resistance, of a zinc diffused, oxide-insulated, 6 µm wide AlGaAs stripe-geometry laser.
