High-Power Narrow-Beam Operation of 0.98-µm InGaAs/InGaAsP Strained Quantum-Well Lasers with a Spot-Size Expander

Abstract

A novel 0.98-µm InGaAs/InGaAsP strained quantum-well laser with a laterally tapered waveguide spot-size expander is demonstrated. This laser had a 0.8-pm-wide ridge-neck at the facet and showed a linear L-I curve up to 340 mW with narrow beam divergence of 10°×15°.
